功率半导体器件健康监测与可靠性评估
功率半导体器件作为电力电子变换器实现电能变换和高效控制的核心部件，明晰其内部结构、运行特性及失效机理对保障功率半导体器件的安全高效运用、提高其在电力电子变换器中的服役性能至关重要。为此，针对目前广泛应用的Si和SiC功率半导体器件开展热网络建模与结温高效计算、低侵入性健康监测、功率循环与老化失效机理、寿命预测、栅极氧化层稳定性分析、多并联芯片的动态鲁棒性等研究工作。
